Solutions for TOC exceeding limits in semiconductor cleaning ultrapure water systems

The semiconductor wafer cleaning process has stringent requirements for the TOC (Total Organic Carbon) level of ultrapure water, which must be consistently controlled below 1 ppb. Exceeding this limit will leave organic residues on the nanoscale circuit surface, directly leading to a sharp drop in yield. Repeated TOC rebounds cannot be solved simply by replacing filter cartridges; the core causes are concentrated in four points: saturation of the pretreatment activated carbon filter leading to leakage of small-molecule organic matter; drastic degradation efficiency due to the strong attenuation of 185nm ultraviolet light; depletion of organic adsorption sites in the polishing resin; and the continuous precipitation of leached substances due to the growth of biofilms in dead corners of the ultrapure water pipeline. Ordinary water purification equipment simply cannot meet the precision requirements of semiconductors; professional ultrapure water equipment is necessary for a complete closed-loop traceability and rectification of the entire process to fundamentally eliminate the source of organic contamination.

A semiconductor precision component factory in Xi'an experienced the pitfalls of repeated rectifications: After three years of operation, the TOC (Total Organic Carbon) at the cleaning end of its existing ultrapure water equipment consistently remained above 5 ppb. The company replaced three batches of terminal filters and manually cleaned the pipeline, but the levels only remained within two or three days before quickly rebounding. After chip cleaning, the microcircuit defect rate increased by 7 percentage points. The Dean Technology team conducted a site-by-site sampling and inspection, discovering that the 185nm UV lamp was past its service life, with its light intensity reduced to only 40% of its rated value; the polishing resin was completely saturated with organic matter; the water tank vent lacked a sterile filter; and biofilms were growing in multiple dead corners of the pipeline, continuously releasing organic matter.

The customized rectification plan avoided major demolition and reconstruction: A brand-new 185/254nm dual-wavelength TOC-degrading UV module was installed; electronic-grade low-TOC polishing mixed-bed resin was filled; all pipeline components were replaced with low-leaching EP-grade sealing fittings; a 0.01μm sterile filter was added to the water tank vent; and a new 24-hour low-flow circulation program was added to completely eliminate dead water sections. After commissioning, TOC remained consistently below 0.5 ppb, fully meeting semiconductor cleaning process standards. Chip yield was directly boosted back to over 99.5%, while annual maintenance and consumable costs decreased by 30%.

DIEN Water Treatment supports customized ultrapure water equipment, providing a one-stop solution to various process pain points such as TOC, resistivity, microorganisms, and excessive particulate matter. It offers a full-chain service including new system customization, upgrades to existing lines, and on-site maintenance management, ensuring long-term stable compliance of water used in semiconductor production from the source.
